説明：Guide	"XPS(光電子分光装置)では、試料最表面(~6nm)の、3mmΦ～0.03mmφの領域についての元素分析、化学状態分析を行う事が出来ます。試料にX線を照射して、光電効果により試料表面から放出される光電子を分光・検出します。この光電子の運動エネルギーは各元素・化学状態での内殻電子状態(結合エネルギー)に依存している為、得られる光電子スペクトルから元素・化学状態の同定・定量を行えます。測定出来る元素はLi以上の全元素で、Liが測定可能である点が特徴です。オージェ電子分光装置と比較すると有機物の分析を得意とします。検出下限は0.1~1atm%ほどです。測定試料はホルダーへの搭載サイズ(最大90ｍｍφ、厚み1.5ｍｍ以内)に収まっている固形物であれば、紛体であっても問題ありません。また、半導体や絶縁物であっても、チャージアップ現象を緩和させた測定も行えます。最大20点まで分析位置を指定して連続測定を行えます。照射する標準X線はMg-Kα線、Al-Kα線の二つがあります。他にモノクロ化Al-Kα線を利用出来ます。エネルギー分解能は最大で0.65eV(モノクロAl-Kα利用時)です。当装置はAr+イオンガンを搭載しており、試料にAr+イオンビームを照射して表面のエッチングを行えます。表面のコンタミネーションの除去や、Ar+エッチングと測定を繰り返す事で深さ方向のプロファイルを得る事が可能です。測定法としては広範囲の光電子スペクトルを取得するWide scan、分解能を上げて各元素ピークの精密なスペクトルを取得するNarrow scanの他、Depth profile(Ar+エッチングを利用した深さ方向分析)、Angle resolved(試料を傾斜して深さ方向のプロファイルを取得)、Total reflection(X線を全反射させる条件で試料の最表面を分析)、Image(元素マッピング、線分析)があります。他には中和電子銃・電圧印加用ホルダーを用いた絶縁物測定も可能です。専用の解析ソフトでは様々なスペクトルの編集・解析が可能です。スムージング化、チャージアップ補正、バックグラウンド除去、ピークフィッティング、相対的定量計算、膜厚計算など。当研究室ではXPS解析ソフトがインストールされたPCを開放しており、ユーザーの方はご自由にご利用頂けます。"	"XPS can perform elemental analysis and chemical state analysis in the range of 3 mmφ to 0.03 mmφ on the most surface of a sample (~6 nm). The sample is irradiated with X-rays, and the photoelectrons emitted from the sample surface due to the photoelectric effect are detected. Since the kinetic energy of these photoelectrons depends on the inner-shell electronic state (binding energy) of each elemental and chemical state, the photoelectron spectrum obtained can be used to identify and quantify the elemental and chemical state. All elements above Li can be measured. Compared to the Auger electron spectrometer, it excels in the analysis of organic materials. The lower detection limit is about 0.1~1 atm%. The sample to be measured can be any solid material that fits into the holder (maximum 90 mmφ, thickness within 1.5 mm), even if it is a powder. Even semiconductors and insulators can be measured with the charge-up phenomenon mitigated. Up to 20 analysis positions can be specified for continuous measurement. Two types of standard X-rays are available: Mg-Kα and Al-Kα. Monochromatic Al-Kα line is also available. The maximum energy resolution is 0.65 eV (when using monochromatic Al-Kα). The system is equipped with an Ar+ ion gun, which can irradiate a sample with an Ar+ ion beam for surface etching. It is possible to remove surface contamination and to obtain depth profiles by repeating Ar+ etching and measurement. The measurement methods include wide scan to obtain a wide range of photoelectron spectra, narrow scan to obtain precise spectra of each element peak with higher resolution, depth profile (depth analysis using Ar+ etching), Angle resolved (depth profile by tilting the sample), Total reflection (to analyze the topmost surface of the sample under conditions of total X-ray reflection), and Image (elemental mapping and linear analysis). Insulator measurement is also available using a neutralizing electron gun and a holder for voltage application. Dedicated analysis software allows editing and analysis of various spectra. Smoothing, charge-up correction, background removal, peak fitting, relative quantitative calculation, film thickness calculation, etc. PCs with XPS analysis software installed are available in our laboratory, and users are free to use them."
