説明：Guide	"AES(オージェ電子分光装置)では試料最表面(~6nm)の電子ビームスポット径レベル(最小8nm)の領域についての元素分析・化学状態分析が出来ます。試料に電子線を照射して、オージェ遷移によって試料表面から放出されるオージェ電子を分光・検出します。このオージェ電子の運動エネルギーは電子軌道の準位差に相当するエネルギー(特性X線に相当する)を持って放出されます。得られるオージェスペクトルは元素・化学状態に特有のピーク位置・形状を持つ事から、元素・化学状態の同定・定量を行えます。測定出来る元素はLi以上の全元素で、Liが測定可能である点が特徴です。光電子分光装置と比較すると遷移金属の分析を得意とします。検出下限は0.1~1atm%ほどです。測定試料はホルダーへの搭載サイズ(最大20mmΦ×5mmH)に収まっている固形物であれば、紛体であっても問題ありません。また、導電性があまりない試料であっても、チャージアップ現象をある程度緩和させた測定(中和電子銃、高傾斜での分析)も行えます。断面観察用ホルダーも用意があり、試料を立てて分析する事も可能です。 AES本体はショットキー電界放出型のFE-SEMであり、SEMとして2次電子像観察の他、反射電子像(COMPO像、TOPO像)の観察も行う事が出来ます。照射する電子線は加速電圧0.5~30ｋV、電流量10-11~2×10-7Aまでで、二次電子の分解能は3nmです。また、オージェ分析のエネルギー分解能(ΔE/E)は0.05%~0.6%です。当装置はAr+イオンガンを搭載しており、試料にAr+イオンビームを照射して表面のエッチングを行えます。表面のコンタミネーションの除去や、Ar+エッチングと測定を繰り返す事で深さ方向のプロファイルを得る事が可能です。測定法としては広範囲のオージェスペクトルを取得するWide scan、各元素ピーク位置のスペクトルのみを取得するSplit scanの他、Depth profile(Ar+エッチングを利用した深さ方向分析)、Line profile、Auger image(元素マッピング)、Spectrum image(元素マッピング)があります。データ処理では定性・定量分析、微分・平滑化処理、画像処理などが行えます。専用ソフト「spectra investigator」でのスペクトル波形分離計算、「スペクトルマップビューアー」によるマッピング再構築も可能です。"	"AES can perform elemental analysis and chemical state analysis at the electron beam spot size level (minimum 8nm) on the most surface of a sample (~6nm). The sample is irradiated with electron beams, and the Auger electrons emitted from the sample surface due to the Auger transition are detected by the spectrometer. The kinetic energy of these Auger electrons is emitted with the energy corresponding to the level difference of the electron orbitals (equivalent to characteristic X-rays). The resulting Auger spectrum has a peak position and shape specific to the element and chemical state, allowing identification and quantification of the element and chemical state. All elements above Li can be measured. Compared to photoelectron spectroscopy, it excels in the analysis of transition metals. The lower detection limit is about 0.1~1 atm%. The measurement sample can be any solid material that fits into the holder mounting size (max. 20mmΦ×5mmH), even if it is a powder. Even non-conductive samples can be measured (neutralizing electron gun, analysis at high inclination) to mitigate the charge-up phenomenon. Holders for cross-sectional observation are also available. The AES itself is a Schottky field emission type FE-SEM, which can be used for observation of secondary electron images as well as back scattered electron images (COMPO and TOPO images) as an SEM. The electron beam is irradiated at acceleration voltages from 0.5 to 30 kV and currents from 1 × 10-11 to 2 × 10⁻7 A. The resolution of secondary electrons is 3 nm. The energy resolution (ΔE/E) of Auger analysis is 0.05%~0.6%. The system is equipped with an Ar+ ion gun, which can irradiate a sample with an Ar+ ion beam to etch the surface. It is possible to remove surface contamination and to obtain depth profiles by repeating Ar+ etching and measurement. The measurement methods include wide scan to obtain a wide range of Auger spectra, split scan to obtain only the spectrum of each element peak position, depth profile (depth analysis using Ar+ etching), line profile, Auger image (elemental mapping), and Spectrum image (elemental mapping). Data processing includes qualitative and quantitative analysis, differential and smoothing processing, and image processing. Spectral waveform separation calculation with the dedicated software ""spectra investigator"" and mapping reconstruction with ""spectral map viewer"" are also available."
